Abstract一种催化剂“种子”法制备准一维掺杂AlN阵列的方法,按0.05-3.0 g/ml的浓度,将粒径为1-3um的催化剂颗粒均匀分散在共聚物溶液中,磁 力搅拌25-35分钟后形成均匀悬浮乳状液后将其均匀滴在硅片上,等硅片风 干后放入退火炉中在400℃-600℃情况下,通H2保温10-30分钟去除残余聚 合物,将种有催化剂颗粒的Si片,放入CVD炉中通NH3在800-1100℃情 况下,保温20-60分钟,将SiCl4注入炉中,反应结束后大量的花形Si掺杂 的AlN纳米针阵列从催化剂上长出...
